Two-dimensional (2D) materials have attracted numerous attentions in past few decades due to their fascinating optoelectronic properties. The growing demand for multi-functional applications has led to the integration of 2D materials into van der Waals (vdW) heterojunctions for the construction of optoelectronic devices. The combination of different 2D materials expands their physical and chemical properties, creates new device architectures, and offers new functionalities beyond traditional 2D vdW materials without the limitations of lattice matching in highly dissimilar material systems. Here exists three key challenges in this field need to be solved: large-area integration, charge transfer mechanisms at the 2D limit and novel functions. To be specific, in this thesis, we solve the above problems mainly from three aspects: innovative preparation of 2D materials, rational design of heterojunction and device structure optimization.The first section of the thesis demonstrates the synthesis of 2D conjugated polymer materials using a unique space-confined drop-casting technique, which offers the potential to create atomically-thin and centimeter-scale conjugated polymer films. This technique works well to eliminate the uneven growth issue brought in by the conventional drop-casting or spin coating methods, and improves the transport efficiency of charge carriers in the plane. On this basis, we additionally introduced an inorganic metal oxide (HfO2) to form a heterojunction, making it function in a photonic synaptic transistor. The transistor is proved to be successful to perform typical synaptic functions, including short-term plasticity, paired-pulse facilitation, long-term plasticity and spike intensity-dependent plasticity, moreover can be competent for highpass filter. The space-confined drop-casting method illustrated in this section is expected to solve the problem of large-area integration.In the second part, we demonstrate another organic-inorganic vdW heterojunction based on 2D conjugated polymer and etched MoSe2. The etched MoSe2 was produced by the oxygen-assisted chemical vapor deposition and its etching behavior was systematically investigated by modulating the oxygen pretreatment time and the etching time. On that basis, the phototransistor based on the heterojunction performs a distinct ambipolar photoresponse characteristic, of which the negative photoresponse mainly comes from the etched feature of MoSe2. Due to the discontinuous property of MoSe2, it only serves as a light absorption layer rather than channel material. Under the illumination of 730 nm, the holes in the channel (2D conjugated polymer) would be reduced by the recombination with the electrons provided by MoSe2. This work provides a fascinating experimental case for investigating the charge transfer mechanisms at the 2D limit.In the third part, the porous MXene was introduced into the vertical transistor as the source electrode due to its benefits of partially shielding effect and the direct modulation of Schottky barrier. As another composition of the heterojunction, organic single crystal (OSC) was served as the defect-free highperformance active layer in the vertical transistor. Benefit from the advantages of both MXene and OSC, the transistor performs a high JON of 16.6 mA/cm2 and a high JON/JOFF of 9.2 ｘ 105at a low operating voltage of -1 mV. It can also simulate the functions of an electrical synapse, consuming only 8.7 aJ per spike. Furthermore, the transistor exhibits different postsynaptic currents with or without the illumination. Therefore, it is promising to be employed in multilevel decoding modes and to achieve an ultrahigh signal-to-noise rate of 114.15 dB. Such a high-performance vertical transistor offers a new inspiration for developing novel functions of heterojunctions.
