本研究主旨在探討不同種類的過渡金屬氧化物電洞選擇性接觸層對單晶矽太陽能電池光電特性的影響，過渡金屬氧化物在半導體領域中經常作為載子選擇性接觸層，而氧化鉬由於製程溫度低與高功函數等特性，是學術界普遍且優異的電洞選擇性接觸層材料，因此藉由改善氧化鉬的電洞傳輸特性，可以進一步增加平均光電轉換效率(η)。首先，實驗變數分別為具單層氧化鉬及堆疊於氧化鉬上的氧化亞銅的沉積厚度對太陽能電池的光電特性影響，再來，採用共蒸鍍沉積氧化鉬與氧化亞銅形成氧化鉬銅(MoxCuyO)，找出最佳的組成比及厚度，並且透過XPS/UPS分析元素組成比、功函數以及價帶偏移、G-C-V量測固定氧化層電荷密度與介面缺陷陷阱密度、UV/VIS/IR萃取薄膜能隙、霍爾量測找出薄膜的載子移動率、載子濃度以及電阻率等，接著，分別沉積氧化鉬銅與氧化鉬(MoxCuyO/MoOx)形成堆疊層結構，找出最佳的沉積厚度。最後再使用穿透式電子顯微鏡分析堆疊層結構的厚度變化。實驗結果顯示，在P-Si上共蒸鍍沉積氧化鉬銅，會發生導帶偏移的特性來阻擋電子，改善載子複合速率與場效鈍化，而當組成比為(0.3 : 0.1Å/s)，真空壓力為5*10-6 Torr，沉積厚度為3.7 nm，搭配500 nm的Ag電極，元件表現出最佳平均光電轉換效率(ηavg)為21.05 %、開路電壓為650 mV、短路電流密度為40.26 mA/cm2、填充因子為80.50 %及串聯電阻為1.70 Ω-cm2。透過C-G-V量測分析發現，組成比為(0.3 : 0.1Å/s)的氧化鉬銅沉積在P-Si 時，介面會形成電子反轉層，改善介面缺陷陷阱電荷密度Dit為6.32*1012 cm-1eV-1與固定氧化層電荷密度Qf為-3.04*1013 cm-2，並且透過XPS量測得知Mo5+、Mo 3d和Cu 2p的強度為3種組成比中的最大值。當組成比上升，Cu 2p佔比下降，Mo4+的含量增加，雖然有更多的缺陷使電洞載子通過，但介面的電場強度會降低，此時氧化鉬銅的特性會趨近於氧化鉬。最後，當結構為氧化鉬銅堆疊氧化鉬(MoxCuyO/MoOx)，氧化鉬銅組成比為(0.3 : 0.1Å/s)，厚度分別為1.5/3.0 nm時，元件表現出最佳ηavg為21.33 %、開路電壓為653 mV、短路電流密度為39.95 mA/cm2、填充因子為81.75 %及串聯電阻為1.56 Ω-cm2。.

520 3 $a The aim of this study is to investigate the influence of different types of transition metal oxide (TMO) hole-selective contact (HSC) layers on the photovoltaic properties of monocrystalline silicon solar cells (MSSCs). TMOs were commonly used as carrier-selective contact layers in the semiconductor field. Because of its low processing temperature and high work function, molybdenum oxide (MoOx) is common and excellent as a HSC material. Therefore, improving the hole transport characteristics of MoOx, the average photovoltaic conversion efficiency (PCE) can be further increased. First, experiments analyzed the effect of the deposition thickness of single-layer MoOx and copper oxide (CuOx)/MoOx on the photovoltaic properties of solar cells. Next, MoOx and CuOx were co-evaporated to form molybdenum-copper oxide (MoxCuyO), and the best composition ratio and thickness were discussed. The composition ratio, work function, and valence band offset were analyzed through XPS and UPS, respectively. The fixed oxide charge (Qf) and interface trap density (Dit) were measured using C-G-V measurement. The bandgap was extracted through UV/VIS/IR spectroscopy. The carrier mobility, carrier concentration, and resistivity were determined by Hall measurement. Then, the best deposition thickness was discussed. Finally, the thickness of the stacked layer structure was analyzed using transmission electron microscopy. The results suggested that the cell exhibits the best average PCE of 21.05 %, an open-circuit voltage (Voc) of 650 mV, a short-circuit current density (Jsc) of 40.26 mA/cm2, a fill factor (FF) of 80.50 %, and a series resistance (Rs) of 1.70 Ω-cm2 for the composition ratio of 3:1 and the deposition thickness of 3.7 nm. The Dit of 6.32 x 1012 cm-1eV-1 and Qf of -3.04 x1013 cm-2 were demonstrated by C-G-V measurement. The intensities of Mo5+, Mo 3d, and Cu 2p for the composition ratio of 3:1 were detected the maximum values by the XPS analysis. As the composition ratio increases, the proportion of Cu 2p decreases, while the content of Mo4+ increases. Although more defects allow hole carriers to pass through, the strength of the electric field at the interface decreases. At this time, the characteristics of MoxCuyO will approach those of MoOx. Finally, the MoxCuyO/MoOx stacked structure with a MoOx/Cu2O of 3:1 and a thicknesses of 1.5/3.0 nm, exhibited the best average PCE of 21.33 %, an Voc of 653 mV, a Jsc of 39.95 mA/cm2, a FF of 81.75 %, and a Rs of 1.56 Ω-cm2..
